چکیده

We have developed an ultra-low noise 94 GHz MMIC amplifier using InGaAsfInAlAsfInP transistor technology. The MMIC designs incorporate a single transistor stage with input and output matching networks as well as gate and drain bias networks. Two MMICs have been incorporated into a single housing providing 10 dB of gain. At room temperature, the integrated amplifier has a measured noise of 365 K (3.5 dB) at 94 GHz. Cryogenic measurements have been performed using a direct detection total power radiometer with all amplification provided by MMIC amplifiers. The noise figure for the entire radiometer has been measured to be 78 K (1.01 dB). The noise figure for the cryogenic InP MMIC 2-stage amplifier unit has been measured to be 5 1 K (0.69 dB) with a low power consumption of 0.84 mW per stage. The stability of the radiometer with a 4 GHz bandwidth, is characterized by a power spectrum with a "1/fknee" frequency of 45 Hz.

Advanced MMIC Receiver for 94-GHz Band Passive Millimeter-Wave Imager

In this paper, we present the development of an advanced MMIC receiver for a 94-GHz band passive millimeter-wave (PMMW) imager. Our configuration is based on a Dicke receiver in order to reduce fluctuations in the detected voltage. By introducing an electronic switch in the MMIC, we achieved a high resolution millimeter-wave image in a shorter image collection time compared to that with a conve...

Radiometer Testbed Development for SWOT

Conventional altimeters include nadir looking colocated 18-37 GHz microwave radiometer to measure wet tropospheric path delay. These have reduced accuracy in coastal zone (within ~50 km from land) and do not provide wet path delay over land. The addition of high frequency channels to Jason-class radiometer will improve retrievals in coastal regions and enable retrievals over land. High-frequenc...

Integrated Cryogenic Satellite Communications Cross-Link Receiver Experiment

An experiment has been devised which will validate, in space, a miniature, high-performance receiver. The receiver blends three complementary technologies: high temperature superconductivity (HTS), pseudomorphic high electron mobility transistor (PHEMT) monolithic microwave integrated circuits (MMIC), and a miniature pulse tube cryogenic cooler. Specifically, an HTS band pass filter, InP MMIC l...

Technology developments for a large-format heterodyne MMIC array at W-band

We report on the development of W-band (75–110 GHz) heterodyne receiver technology for large-format astronomical arrays. The receiver system is designed to be both mass producible, so that the designs could be scaled to thousands of receiver elements, and modular. Most of the receiver functionality is integrated into compact monolithic microwave integrated circuit (MMIC) amplifier-based multich...

MMA Memo 222: CHARACTERISTICS OF BROADBAND INP HFET MILLIMETER-WAVE AMPLIFIERS AND THEIR APPLICATIONS IN RADIO ASTRONOMY RECEIVERS(1)

-Recent developments in ultra-low-noise, cryogenically-cooled, heterostructure field-effect transistor (HFET’s) receivers for frequencies up to 110 GHz are reviewed. Design and examples of the realization of InP HFET receivers in the frequency range 18 to 110 GHz are described. Applications to ultra-low-noise radio astronomy receivers, as well as broadband continuum radiometers, are discussed.
